Experiment Content:The experiment utilizes a high-voltage power amplifier (AIGTEK ATA-4315) to amplify signals for driving piezoelectric transducers. The piezoelectric elements uniformly radiate ultrasound towards a substrate with different specifications of Through-Glass Vias (TGVs) to induce the filling of the TGVs with liquid medium. Combined with numerical analysis, the study explores the effects of driving voltage amplitude and the aspect ratio of blind hole depth-to-width on filling speed and bubble motion characteristics.

In the spraying unit, the industrial nozzle uniformly sprays liquid onto the substrate driven by the control system's signal and performs reciprocating motion as planned. In the driving unit and the ultrasonic-assisted device, the signal generator, powered by a direct current (DC) power supply, converts the DC signal into a sine wave signal. This signal is then amplified by the high-voltage power amplifier (AIGTEK's ATA-4315). The ultrasonic transducer converts the alternating current (AC) signal into ultrasonic vibrations through the converse piezoelectric effect, uniformly radiating sound waves towards the substrate with microstructured holes to assist in filling the deep holes of the TGVs.

The device can stably promote bubble expulsion to achieve complete filling under specific parameters. The filling of liquid inside the microholes is divided into two stages: ultrasonic-induced wetting surface expansion to achieve complete wetting, and promoting the trapped bubble section to rise and expel from the microhole.
